A New Method (the Three-Point Method) of Determining Transient Time Constants and its Application to DLTS

Many physical phenomena have a transient which can be expressed as an exponential change of parameters. A new method of determining the transient time constant is proposed and is applied to the measurement of the emission rates of a deep level in GaAs. The time constant (emission rate) and magnitude of the capacitance change (trap density) can be simply obtained from the ratio of the capacitance change between three points with the same intervals.
