Temperature Dependence of the Inelastic Scattering Time in Metallic n-GaAs

Temperature dependence of the inelastic scattering time T. in metallic o-GaAs(n=V.-7V.=7.83 x 10" cm ') is determined experimentally in the wide tem-perature range of 50 mK-8 K by two methods : One is from the H' [ff: magneticfieldl dot>endence of the masnetoconductivit>r At in weak fields, where Ao=o(H, 7') -a(0, T) is proportional to r:"H' [1: temperaturel. The other is fromthe temperature dependence of Io in strong fields, which is given by Ao=(e'/2x'1)fO.6O5(eH/cl)"' -(7)r,)-"'], where D is the diffusion constant. We findthat the two methods give the T-" temperature dependence of r.. This result isin agreement with the recent theory of r.ccT " in 3-dimensional system calcu-lated by Isawa.
