Hole-Burnings Observed at High Energy Tails in Spontaneous Emission Spectra from 1.3 μm-InGaAsP/InP Lasers

Spontaneous emission from 1.3 μm-InGaAsP/InP buried-hetero structure lasers was observed. Spectral hole-burnings, closely correlated to lasings of the devices, were found for the first time. The results are understood on the basis of population-burning of holes associated with saturation of inter-valence-band absorption. It is pointed out that detailed works on relaxation process of hot carriers may lead to a better understanding of long wavelength quaternary lasers.
