Magneto-Optical Studies of Electron-Hole Drops in Germanium by Far-Infrared Lasers

Far-infrared magnetoplasma absorption due to electron-hole drops in puregermanium is observed in Baser transmission measurements for eleven wavelengths(84 to 513 zm). From the oscillatory behavior in short wavelength absorption,it is concluded that the carrier-pair density in the drop remains constant (2.2 x10"cm ') up to 20k0e and increases to 2.7 x 10"cm ' at 50k0e after firstdecreasing to 2.0 x 10" cm ' at ?25 k0e. The relaxation time in the drop iscalculated from the linewidth ofl the peak of 337 zrn absorption at -'38 k0e andit has a temperature dependen<:e of the form 1/r =ct%f3T' with a=(2.1 .[.0.1) x10" s ' and /7=(l.2i0.1) x 10" deg-"s-'. Itis strongly suggested that carrier-carrier scattering is the dominant mechanism for the relaxation process in theelectron-hole drop.
