Electron Distribution around a Large Electron-Hole Drop in Germanium

Cyclotron resonance measurement of electrons coexisting with a large electron-hole drop in germanium was performed using 35 GHz microwaves. Absorptionpeaks of electrons belonging to two different valleys were observed, so all thefree electrons do not populate a single valley in the same manner of carriers in the]8rge electron-hole drop and excitons surrounding the drop in a strain well. It isfound th'at the energy difference between strain-induced up- and down-valleysbecomes 0.5 meV at 3 K. This value is considarably smaller than that estimated byusing the result of previous calculations related to the large electron-hole drop.The reason is explained by means of a space charge caused by free carriers co-existing with the large electron-hole drop. Numerical calculation consideringspace charge gives 0.8 meV for the energy difference at 3 K.
