Resonant-Photoelectromagnetic Effects in Far-Infrared Regions for Compound Semiconductors

The dc voltage generation associated with cyclotron resonance (Cl) and impurity cyclotronresonance (ICR) in n-InGaAs and n-InSb has been studied. In both tnaterials, it is foundthat the observed voltage decreases rapidly with increasing temperatture and the line shapehas similar structure to the absorption coefficient. Using a thermornagnetic model where aheat current induces a voltage throtzgh the Nernst-Ettingshatrsen effect, we have explained theexperimental results. This technique allows us to investigate resonant absorption for a samplein which transmission measurements are diffictrlt to perforrn, as well as to study the rnechanistmof phonon transport throtrgh the sample.
