Longitudinal Magnetophonon Resonance in n-Type InP in Ohmic and Hot Electron Region

• Longitudinal magnetophonon resonance in epitaxially grown n-type InP wasstudied in Ohmic and hot electron conditions using pulsed high magnetic fieldsup to 30 T. In the temperature range between 140 and 240 K, it was found that inthe Ohmic region the longitudinal magnetophonon peaks with integer harmonicnumbers showed a considerable phase shift whereas those with half-integerharmonic numbers are in good agreement with the theoretically predicted posi-tions. In hot electron conditions at low temperatures 10-40 K, new structure wasobserved in high magnetic field range.
