A Measurement of Doping Inhomogeneity by Low-Field Electroreflectance

Electroreflectance modulated at sufficiently low field is suitable for measuring doping concentrations on semiconductor surfaces. We describe measurement conditions in Schottky-barrier and semiconductor-electrolyte configurations and show some experimental results of doping inhomogeneity in Ge. The absolute values of doping concentration are determined by the modulation voltage and the observed reflectivity changes.
