An Anomalous Change in Threshold Voltage of Photoilluminated Si p-i-n Diode Doped with Au

An anomalous photoeffect has been investigated in silicon p-i-n diode doped with gold atoms. From the experiment, it was found that the threshold voltage of current-controlled negative resistance can be varied with photoillumination on the diode. On the contrary to usual gold doped p-i-n diode, the threshold voltage of the diode fabricated with the certain range of gold diffusion temperature was increased by the photoillumination compared with that in darkness. Qualitative discussion for this anomalous phenomenon was given with some experimental results.
