Properties of Zn_xCd_<1-x>S Epitaxial Layers

Single crystalline layers of Zn_xCd_<1-x>S (0≤x≤0.7) are epitaxially grown on ZnS (111) substrates by using CdS and Zn-halide as source materials with the sublimation method. The composition of the layer can be controlled by varying the temperature of the Zn-halide source. XMA measurements show that the composition is generally uniform in the growth direction. In photoluminescence, two emission lines are observed. The luminescence associated with excitons varies from blue-green to near ultra-violet, and the self-activated luminescence varies from red to yellow depending on the composition. Electrical resistivity is around 1 Ω・ cm for layers with x≤0.25, and it increases to 10^5 Ω・ cm for layers with x≥0.4.
