Photoconductive Properties of Amorphous As-Se System

The photoconductivity spectra of amorphous As_xSe_<1-x> (0.3≤x≤0.5) with chopping frequencies of the illumination at 400 Hz, 16.7 Hz, and 1/60 Hz were measured and significant changes in the shape of the photoconductivity spectra was observed. The photocurrent is composed of slow and fast decay components and the ratio of the slow decay component to the total photocurrent for various compositions of As-Se exhibits drastic increases when the photon energy is decreased passing through the optical gap. Dependence of the photocurrent on the incident light intensity at various wavelengths shows that the transient chopping frequency from bimolecular to monomolecular recombination characteristic regions changes by about two orders of magnitude (10 Hz〜0.2 Hz) depending on the illumination wavelength. These effects are interpreted by means of the kinetic process of the photo-excited carriers and their recombination under the assumption of the presence of gap states.
