Ultrasonic Study of Dynamic Behavior of Jahn-Teller Distorted Cr^<2+> Centers in GaAs

The relaxation time, r, for the reorientation of the (100)-tetragonal Jahn-Tellerdistorted Cr" centers in GaAs was measured by ultrasonic method as a functionof temperature. The center yielding the ultrasonic attenuation was identified tobe Cr", based on the observed selection rule for the acoustic modes. The tem-perature dependence of l /T indicates that the relaxation in the temperaturerange below 20 K is ascribed not to the thermal activation process over theJahn-Teller barrier but to the phonon-assisted tunnelings.
