Evaluation of Minority-Carrier Traps at the Interface in MOS Structures by Optical DLTS

A method is presented for determining the interface-state distribution in the half of the band gap adjacent to the minority-carrier band in MOS structures. Deep-level transient spectroscopy (DLTS) for MOS capacitors was performed under pulsed light illumination with a photon energy above the band gap energy (optical DLTS). Minority carriers are captured at the interface states during the light pulse and thermally emitted after the end of the light pulse. Experimental results are given for both hole and electron traps at the nSi-SiO_2 interface.
