Singlet-Triplet Optical Transitions in the Ground States of Arsenic Donors in Germanium

Far-infrared transmission spectra in As-doped Ge are studied at liquid Hetemperatures. Transmission ?minima are found in the spectra in the vicinity of4.0 meV and the far-infrared absorptions are attributed to the forbidden transitionbetween the valley-orbit splitting levels of the ground states of arsenic donors. Theenergy shift of the transmission minimum to the lower energy side with increasingimpurity concentration is observed.
