Direct Observation of Impact Ionization and Hot Electron Effects in GaAs

Measurements of the far-infrared cyclotron resonance of conduction electrons and the Zeeman absorption of donors in optically excited GaAs have been carried out in the presence of an electric field. The electric field dependence of the resonance intensity as well as the line shape can be explained in terms of the hot electron distribution and impact ionization of the donor electrons. Furthermore, the polaron pinning effect accounts for the nonparabolicity of the conduction band.
