Effect of Buffer Layer on Epitaxial Growth of High-Magnesium-Content BeMgZnSe Lattice Matched to GaP(001) Substrate

The epitaxial growth of BeMgZnSe with a magnesium (Mg) content of 0–15% on the GaP(001) substrate has been demonstrated using molecular beam epitaxy (MBE). The BeZnSe buffer layer was introduced before the growth of BeMgZnSe, which improved the surface morphology and crystalline quality. For the samples of high-Mg-content Be0.47Mg0.15Zn0.38Se and Be0.48Mg0.12Zn0.40Se, the full-width at half-maximum (FWHM) ($\omega$ scan (004)) were 662 arcsec and 172 arcsec by X-ray diffraction (XRD), respectively. The BeZnSe buffer layer enhanced the homogeneous distribution of II-series atoms compared to the case of direct growth on the GaP substrate, which implies that phase separation or agglomeration related to Mg was effectually suppressed.
