Ultrafast Optical Nonlinearities in Highly Excited GaAs Multiple Quantum Wells

We studied the ultrafast optical nonlinearities in highly excited GaAs quantumwelts by measuring time-resolved absorption. In the time-resolved absorption experi-ment, two-step absorption saturation at the first-subband exciton resonance was ob-served. The first-step of the absorption saturation corresponcls to bleaching withoutshift due to phase space filling (PSF) of free electron-hole pairs, and the second-stepcorresponds to blue shift witlaout change in bleaching due to the exchange (E) andPSF of excitons themselves. The absorption saturation at the higher subband excitonsis not due to screening, but is due to the PSF and E of excitc>ns.
