This paper presents comprehensive analysis of an innovative 180゜ rat-race hybrid and of balanced active doubler with the aim to achieve broadband operation. The proposed concept are experimentally validate by the fabrication of a Ka-band 180゜ rat-race hybrid and a V-band PHEMT active doubler. These devices have been fabricated with the three-dimensional MMIC technology to benefit from a high level of integration. The fabricated hybrid exhibits a bandwidth of 31%(28.8GHz-39.4GHz)with -15 dB return loss, insertion loss of 1.6 dB, power balance less than 1.1 dB and phase balance better then 2゜.The balanced doubler can be used from 27 GHz to 34.5 GHz with a fundamental frequency rejection better than 45 dB and isolation better than 30 dB.These substantially improved performances in term of bandwidth make the devices particularly suitable for the realization of high quality and widely tunable V-band frequency sources.
