Polytypes and Excitons in GaSe_<1-x>S_x Mixed Crystals

We have investigated the quantitative relationship between the polytypes andthe direct and indirect exciton gap energies in GaSe.-,S, mixed crystals. TheX-ray diffraction anal)zsis shows that GaSe.=.S. is the e-type for 0(GaSe)<,v<0.01, the 7-type for 0.05.E.x<0.4, the /j-type for 0.5<,v<1(GaS), and a mixtureof the 8- and y-types for 0.01<,v<0.03. The direct and indirect exciton gapenergies are determined from optical absorption and luminescence excitationspectra. The plots of the'direct'and indirect exciton gap energies vs the composi-tional parameter x show kinks in the neighborhood of x=O.4. Furthermore, a jumpin the indirect exciton gap energy is found at around x=O.O2. These anomaliesat .x=0.02 and 0.4 are attributed to the e-7 and 7-p polytype transformations,respectively.
