Resonant Enhancement of Stimulated Emission by Nonlinear Exciton-Phonon Interaction (Selected Topics in Semiconductor Physics<特集>) -- (High Excitation)

A simplified model is given for the stimulated emission induced by the recombination of the direct exciton of a semiconductor with simultaneous emission of two optical phonons through the indirect excitonic state as the virtual intermediate level. The analytical expression for the gain coefficient is derived for the near-resonance condition that E_0-E_1 sime h^^/Q_1 where E_0 and E_1 are the energies of the direct and the indirect excitons, respectively, and h^^/Q_1 the energy of the optical phonon which scatters the direct exciton to the indirect one. To conserve energy and momentum the emitted radiation has the energy E_0-h^^/Q_1-h^^/Q_2, where h^^/Q_2 is the energy of the phonon to couple with the indirect exciton, giving rise to the emission of the photon. The stimulated gain is strongly enhanced at low temperatures and at resonance.
