PL Property of ZnTe Grown by Chemical Transport and Its Growth Method Dependency

Photoluminescence (PL) spectra have been measured at liquid-He temperature for epi-layers in a ZnTe-HCl closed-tube system as well as in ZnTe-H_2-HCl and ZnTe-H_2 open-tube systems. The epi-layers in the ZnTe-HCl system exhibited spectra characterized by a sharp neutral acceptor bound-exciton line in the near-band edge. The intensity of this line increased with decreasing substrate temperature or growth rate. On the other hand, the spectrum in an epi-layer grown in a ZnTe-H_2-HCl system is characterized by deep-level emission. A growth model in which the growth is controlled by diffusion through the boundary layer as well as by a surface kinetics process is tentatively proposed and the relationship between crystal quality and the growth condition is discussed. The effect of HCl upon the PL spectra is also discussed by comparing growth with and without HCl.
