We report systematic characterization and analysis of optical effects on p-channel InGaP/GaAs/InGaAs symmetric double heterojunction pseudomorphic MODFET. Results of measurements as a function of gate bias, drain bias, and optical power intensity including the non-linear behavior of pinch-off voltage will be reported along with analytic models including quantum nature of two-dimensional hole gas, parallel conduction, channel length modulation, and drift vs. diffusion.
