Non-doped and Gd.0.-dopc>d KTaO. single crystals were );rown under variousconditions of soaking time. It is found that KTaO.. becomes semiconducting onlyfor a long soaking procedure exceeding 24 hrs for both the nc>n-doped and for theGd.0.-doped crystals. It is concluded that the conduction electrons originatefrom oxygen vacancies acting EIS a donor in both c:rystals.Hall coefficient, electrical resistivity, Seebeck coefficient and specific heat weremeasured between liquid heIiu?'n and room temperatures.The results suggest that tnany valley TO mode lattice scat).ering predominatesbelow 200 K, and LO mode and intervalley mode lattice :;cattering predominatesnear room temperature besides TO mode.
