Photocurrent-Voltage Characteristics of a Potassium Tantalate Single Crystal

The photocurrent-voltage characteristics of a potassium tantalate(KTaO3) single crystal with electrodes of Pb–Sn alloy were measured. The characteristics obey Ohm's law at room temperature. However, the photocurrent at low bias is limited by the barrier formed at the electrodes at low temperatures, and the characteristics are in good agreement with the calculated results using a model in which the back-to-back Schottky barrier-type junctions are formed on the sample. The diffusion potential $V_{\text{D}}$ increases with the intensity of exciting light and with decreasing of the temperature. These results are explained by the density of the free electrons in photoexcited KTaO3. The photocurrent at low bias increases several times when voltage of over 1 V is applied to the sample. This is explained by the capture of holes in deep traps near the cathode.
