Spoxtta?teous lumiuaescextce arad optical gajmt of high density clectrout-holepltasnva (EHP) i?t GaAs are observed at 4.2 K uxtder ttattosecoxtd pulse excitation,Time-resolved Iumiutescence spectra are observed utader pjcoseco?ad pulse excita-tio?t. The chemical potential auad reduced bauvd-gap e?aergy of the EHP are obtainedfroxm the spectral shape axvalysis. These values and also their time chax?ges areexplaiuted qualitatively by the calculation of the EIIP ground-state e?vergy. Afterpicosecouad pulse excitatiott, hot carriers cool down rapidly to 50 K withiua thefirst 150 ps, but the thermal equilibriumn with the lattice is uaot attaiuted up to400 ps. The observed gaseous EIIP is coutsidered to exist oualy iuv a traucsjettt stateanad the electron-hole liquid state is uvot realized.
