Multimode Interferometer-Fed InGaAs Waveguide Photodiode for High Power Detection

This work proposes a new approach to high-power photodiode by employing a multimode interferometer (MMI) between a tapered waveguide and the photodiode (PD) absorption region. Measurements on $12\times 20$ μm2 MMI-fed PDs have shown 0.85 A/W responsivity and the saturated DC photocurrent was observed to be 19 mA. The MMI-fed PD showed 62% increased photocurrent output compared to the photocurrent of PD without MMI. From these results, the suggested PD structure has shown that the saturation photocurrent can be significantly improved by increasing the total effective area.
