A high-power laser diode with a flared stripe is investigated. Beam shape analysis is carried out to optimize the stripe shape. Calculations show that the spot size at the laser facet strongly depends on the length of the intermediate stripe and, compared to a conventional stripe laser diode, a 33% increase in the stripe area of this structure can increase more than triple the catastrophic optical damage (COD) power. Laser diodes fabricated according to the calculation show characteristics consistent with the calculation results and a 380 mW output-power laser diode with an 80 mA threshold current is obtained by using this structure. This laser diode attained single-mode operation up to a maximum of 200 mW and could be operated for more than 1000 h at 50° C at an output of 100 mW.
