Ultrasonic Attenuation in n-Type Ge.I. Impurity Concentration Dependence

We report the dependence of the ultrasonic attenuation on the temperature, a(7'),in Sb doped Ge over the wide concentration (A) region 3.2 x 10" to 1.6 x 10"cm ' which covers the critical concentration (A'.=l.5 x 10"cm-') for themetal-insulator transition. The results can be classified as follows. In the region3.2 x 10"<V<6.9 x 10" cm-', the behavior of ox(T) at T>:,2 K is similar to thatobserved in a lightly doped sample;in the region ].3x]0"<V<2.0x10"cm-', a(7') has a "shoulder", which has also been observed in Ge doped N >,4 x10" cm ' As impurities by Ishiguro and Mikoshiba, For N>2>< 10" cm-',it is that predicted from a free electron gas model, and we obtained the intervalleyscattering time r. from ox(T). A discussion on the ultrasonic attenuation in theintermediate concentration region is given.
