Tunable Capacitor Composed of Al2O3-Doped Barium Strontium Titanate for Application in Voltage Control Oscillator

The effect of an applied DC control voltage on the capacitance of a ferroelectric-based tunable capacitor for application in a voltage control oscillator has been studied. The tunable capacitor is composed of Al2O3-doped barium strontium titanate. The capacitance of the tunable capacitor decreases with increasing applied control voltage. The real part of the relative dielectric constant of Al2O3-doped barium strontium titanate decreases rapidly before 1.0 kV/cm and slowly after 1.0 kV/cm. This can be explained by the space charge polarization theory. Curve fitting works well for all capacitors composed of Al2O3-doped barium strontium titanate. The fitted grading coefficient varies with Al2O3 content at the same trend as that exhibited by grain size. This is due to the effect of internal stress among grains.
