Electroluminescence of Oxygen-Deficient YAlO3 Crystals with Dopants

The electroluminescence (EL) of perovskite-type oxygen-deficient YAlO3 crystal thin slabs doped with Ti, Ca, and Sr was investigated. Thin slabs were prepared from rod-shaped single crystals grown in a reducing atmosphere by the floating-zone method. Samples of 0.1% Ti-doped YAlO3, 1% Ti-doped YAlO3, and 0.1% Ca-doped YAlO3 showed green EL with narrow emission bandwidths when electric fields greater than $\pm 1 \times 10^{6}$ V/m were applied, with drive frequencies between 0.2 Hz and 1 kHz and a bipolar symmetrical drive waveform. The EL intensity was largest at drive frequencies of approximately 10 Hz. The strongest EL band [full width at half maximum (FWHM) = 3–4 nm] appeared at the same wavelength for all three samples (546 nm), suggesting their potential as a monochromatic green light source. Compared with the Ti- and Ca-doped samples, the EL emission of the 0.1% Sr-doped YAlO3 thin slab was much weaker. On the other hand, under higher drive frequencies (1 kHz–5 MHz), the Ti-, Ca-, and Sr-doped YAlO3 thin slabs showed a weak EL even at very low electric field intensities of approximately $\pm 10^{2}$–$10^{4}$ V/m.
