Thermally stimulated currents of cadmium sulfide powders were measured to investigate the carrier traps in the powder, regarding their dependences on the granular properties.<br/>The thermally stimulated current showed two peaks between −150 and 0°C. The trap depths were estimated from the curves as about 0.14 and 0.5 eV respectively. It was observed that the density of traps increased in the cadmium sulfide powder with larger mean particle size.<br/>Thermally stimulated currents of silver-coated cadmium sulfide powders were also measured. Consequently, the surface treatment by metallic silver had a significant effect on the shallow traps, while a slight effect on the deep trap.<br/>The number of trap contained in cadmium sulfide particles had a tendency to decrease by heat treatment in an atmosphere of H2S gas. It is concluded by the above fact accordingly the traps appear to be associated with structural imperfections in cadmium sulfide particles. The following identifications are concluded that the shallow trap is an isolated sulphur vacancy distributed near the surface and that the deep trap is an aggregate of sulphur vacancies distributed in the bulk of particles.
