Current Saturation in GaAs Induced by Sound Amplification

A nonlinear theory is presented of the current saturation in GaAs induced by the amplification of thermal phonons due to the piezoelectric coupling between the conduction electrons and the sound waves. A linear amplification coefficient obtained classically is used. An infinite growth of the thermal phonons to be amplified is suppressed by the nonlinear term (three-phonon process) due to the usual lattice anharmonicity, not due to the so-called Hutson mechanism responsible for the current saturation in CdS. The calculation shows that the current saturation becomes complete as the electron concentration becomes large. The results are compared with the experiment of Leroux-Hugon.
