In this paper, we designed and fabricated a high performance MMIC power amplifier with PHEMT devices that we have fabricated and analyzed the characteristics for broadband wireless local loop (BWLL). Using 0.2 μm AlGaAs / InGaAs / GaAs PHEMT devices, the two stage MMIC power amplifier has demonstrated an output power of 200 mW and a small signal gain of 8.7 dB with input / output return losses of better than 10 dB around 26.7 GHz. We optimized power divider / combiner size for small size of MMIC power amplifier. The size of this chip is 4.11 × 2.66 mm^2.
