Low-Temperature Electrical Breakdown in Germanium

The low-temperature electrical breakdown effect in n-type germanium which was observed by Sclar and Burstein, and Koenig and Gunther-Mohr, is discussed from viewpoint of the hotel ectron theory. At first, we assume that the energy loss of conduction electrons comes only from the acoustic scattering, while the mobility is determined by ionized-and neutral impurity scatterings besides the acoustic scattering. We evaluated the electron temperature as a function of applied field and then estimated the rate of ionization of donors and the thermal recombination coefficient. By using these values we estimated the breakdown field of some specimens and compared it with the experiment. The result of the theory seems to be in good agreement with the experiment, when the concentration of do nors and acceptors is fairly small.
