In an effort to develop new cw sources a GaAs Mitatt device has been tested at 150GHz which produced several milliwatts. Currently we are examining higher frequencies using new materials and structures. Preliminary work on InP-LSA devices and on superlattice structures is now in the fabrication stages. Finally, the use of harmonic generation for high resolution spectroscopy and diagnostics will be presented.
