Nanosecond Switching Characteristics of Ferroelectric Ultrathin Vinylidene Fluoride/Trifluoroethylene Copolymer Films under Extremely High Electric Field

Ferroelectric switching measurements in a broad electric field range were conducted for spin-coated ultrathin vinylidene fluoride (VDF)/trifluoroethylene (TrFE) copolymer films deposited with an Au electrode. Application of an extremely high electric field led to saturated polarization reversal without breakdown, and the fastest observed switching time was 25 ns with an electric field of 840 MV/m for a 20-nm-thick VDF/TrFE copolymer film. It was determined that at thicknesses below 50 nm, a marked reduction in $P_{\text{r}}$ from 80 to 40 mC/m2 was induced. Reduced thickness also resulted in a low squareness ratio of the hysteresis loop and a marked broadening of derivative switching curves. These are intrinsic thickness effects observed in a VDF/TrFE copolymer film.
