This paper describes a Transmit/Receive (T/R) module and two monolithic microwave integrated circuits (MMICs) of a high power amplifier (HPA) and a multi-function chip (MFC) for an X-band active phased array radar system. An X-band MFC with several functions of T/R switching, 6-bit phase and amplitude control, and integrated serial to parallel converter has been designed. The MFC has been realized in the 0.5μm pHEMT process providing enhancement and depletion FET's. An X-band HPA MMIC with on-chip active gate bias circuit using a commercial 0.5μm GaAs p-HEMT technology has been designed. A fabricated three-stage HPA MMIC exhibits a typical output power of 41.2 dBm and power added efficiency of 33% over a 9 GHz to 10 GHz frequency band. The T/R module with a size of 63 x 16 x 13 mm^3 exhibits a typical output power of 10 W and a minimum noise figure of 2.76 dB providing a function of a 6-bit digital phase and amplitude control.
