• Oxide etching was evaluated using surface wave coupled plasma (SWP). SWP applicator achieves a high oxide etching rate and vertical profile at a quarter-micron window. It is confirmed that the SWP oxide etch applicator is a promising candidate for a quarter-micron window etching system.
