Visualizing Electron--Hole Separation in Photo-excited Polar Crystals

Electron--hole separation in photo-excited polar crystals has been studied by means of first-principles calculation based on the time-dependent density functional theory. Dynamics of valence electrons in a 3C-SiC slab, which had Si- and C-terminated (001) surfaces on each side, were simulated under an optical electric field (E-field). The optical E-field with a resonant frequency excited carriers that showed electron--hole separation induced by the slab's internal E-field. The electron--hole separation was visualized by plotting the difference between the charge densities with and without an optical E-field. This calculation demonstrates the feasibility of simulating photovoltaic phenomena in materials.
