A new tandem solar cell composed of InN cell as a top cell and Si cell as a bottom cell has been proposed, and theoretical analysis has been performed of conversion efficiency for the tandem cell with a 2-terminal or a 3-terminal structure from the view point of optimum cell structure design. A conversion efficiency more than 30% is obtained provided that surface recombina-tion velocity of InN is reduced to less than 1Q5cm/s and junction depth of InN cell to less than 0.1μm. A 2-terminal cell is desireable to be operated under Air Mass (AM) 0 illumination rather than AM 1.5, because current matching is attained between the top and bottom cells under AM 0 condition. Conversion efficiencyis increased by about 6% by operating the tandem cell under optical concentration of 1000 suns when the series resistance in the cell is less than 0.01Ω㎠.
