We report data obtained from electrochemical impedance spectroscopy (EIS) on amorphous and anatase anodic titanium oxide (ATO) nanotubes formed on the surfaces of titanium substrates, and prepared by a 2 week immersion in Hanks' solution. The structural imperfection present at the ATO/substrate interface revealed the phenomenon of impedance. Based on the impedance results and structural imperfections, we proposed a mechanism to grow ATO nanotubes. The energy dispersive spectrometer (EDS) results and expected oxygen pressures dependence of defect structure presented non-stoichiometric structures on the substrate layers of the anatase ATO nanotube, which is expressed as TiO2-x. By decreasing the concentration of oxygen vacancies in the anatase phase, the driving force of anodic dissolution to grow anatase ATO nanotubes appears to be the supply of oxygen from the atmosphere to the oxygen site, if the effect of oxygen partial pressure on the composition is significant.
