We developed a wavelength selectable transmitter module with a laser diode array. The laser array composed of four multiwavelength lasers was monolithically integrated with a power combiner and a semiconductor optical amplifier. Then it was packaged into a 22-pin module and the module was characterized. The lasers showed a low threshold current of around 10 mA and a rather low slope efficiency of around 0.04 W/A. The side mode suppression ratio was as high as more than 44 dB. By controlling chip temperature, 32 wavelength division multiplexing (WDM) channels of 50-GHz spacing were covered that corresponded to a wavelength of 12.8 nm.
