Light Extraction Efficiency of the LED with Guide Layers

An LED with guide layers, which is similar to the DH-structured diode, is devised. By calculating the efficiency ε_e of extracting the light from the active region to the diode facet within a certain solid angle, we have obtained the following conclusions : (1) If the absorption coefficient α_a of the active region is large, ε_e for the LED with guide layers is larger than the DH-structured LED (but the value of ε_e itself is small.). (2) If, on the contrary, α_a is small, and if the diode is short, the improvement is small, but if the diode is long, the improvement is considerable, and the light output P_e within a certain solid angle can be made large at a low current density (but with a high current). (3) In particular, a '5-layer-structure' LED, with only one guide layer is suitable for facilitating thermal dissipation to the heat sink.
