Cyclotron Resonance of n-GaP in a Wide Far Infrared Region

The cyclotron resonance of n-GaP, which has the camel's back structure in the conduction bandaround the X point, has been studied at a very wide far infrared region (119, 215, 433, 690,1500 #l'l1) up to 30 T on an epitaxially grown single crystal. The values of the effective mass bandparameter rnj, un), and the camel's back height AE have been deternained by fitting cyclotronresonances arotand the magnetic break down point as well as in the high energy region to theLandau level energy structure. The A-linear term was added as a perturbation in the calculation.The results show that rnj :: (0.251 i 0.005)1110, 1111 ::: (0,90 :E 0.04)rug and AE : 2.T i 0.1 men.
