Temporal Rectification Response of an Asymmetric Photoconductive Antenna with Schottky Contact

We report on the investigation of the transient response of an asymmetric photoconductive antenna that has a Schottky contact on one side and an Ohmic contact on the other side of the photoconductive gap. The Schottky photoconductive detector has shown a rectified signal in response to the pulsed terahertz radiation emitted by a photoconductive emitter. The detected terahertz waveforms for the positive and negative bias in the emitter are different, indicating a rectification of the terahertz photoconductive current. The rectification effect is attributed to the Schottky barrier at the interface of the metal contact and the semiconductor substrate. The relatively low signal to noise ratio (SNR) is attributed to the thermal noise produced by the long-lived photo carriers in the semi-insulating GaAs substrate.
